If a metal boss is used as a micro heat sink, the thermal conductivity of the substrate can be as high as 380W/m·K, and the thermal resistance is as low as 0.1°C/W; if aluminum nitride ceramic is used as the package heat dissipation substrate material, DBC/AMB can be used The high temperature bonding process or DPC thin film process completes the production of copper and circuits on the surface of the ceramic substrate. The overall thermal conductivity of the substrate is as high as 170-230W/m·K, and the thermal resistance is as low as 0.32°C/W or less.
